ILR Set O or Set M for dependents

Hi Team,

I want to clarify the type of ILR application for my dependents (wife and 2 children under 16)

I came as student in Jan 2017 on Tier 4.
Switched to skilled worker visa in July 2018
My family joined in October 2020

I got ILR in June 2023
Extended dependents visa Until July 2026

Since they have completed 5 years+, I want to apply for their ILR.
Should this be Set O or Set M ILR application for my dependents?
